7 July 1998 Measurements and modeling of the side-injection light-controlled bistable laser diode (SILC-BLD)

Abstract
Light-current characteristics for the 1.55 micrometers side- injection light-controlled bistable laser diode measured for a range of operating characteristics show good agreement with corresponding results calculated from steady-state rate equations. Voltage measurements show characteristic shifts at switch-on and switch-off which are attributed to carrier redistribution between the gain and absorber sections. All- optical wavelength conversion is demonstrated over an input wavelength range of 56 nm, and the dependence of optical switching power on wavelength shows less than 3 dB sensitivity over a range of 31 nm.
